工作内容: 1．优化 CoWoS-S、定义 CoWoS-L 工艺技术路线与流程架构，完善现有工艺平台。 2．主导核心工艺模块开发与验证：TSV／TMV、Chip-on-Wafer／TCB 键合、Underfill 与 Molding、基板组装；CoWoS-L 方向重点突破 LSI 硅桥嵌入与重组中介层工艺。 3．组织 DOE 实验与工艺窗口验证，形成可复现、可转移的工艺基线 4．建立以 SPC／Cpk 为核心的良率管理体系与失效分析闭环，推动良率爬坡；主导新产品导入（NPI）的工艺准备度评估、试产与量产转移；推进材料国产化与工艺降本。 5．管理工艺团队，建立岗位职责、绩效目标、人才培养与技术文档（SOP...
